Main responsibilities

Master thesis project phases:

1.Learning of technical and practical skills necessary to study the phenomena addressed in the study

2.Bibliographic search to define the state of the art about:

  • Intermetallic compounds (IMCs) growth during thermosonic bonding and its evolution during accelerated reliability tests
  • Characterization methods for copper-aluminum IMCs
  • Molding resin composition and ionic contamination impact on copper-aluminum joint

3.Review of characterization and reliability ageing data already available on samples of copper-aluminum joints (assembled in L/TQFP packages) varying aluminum metal composition (Al 4N, Al-Cu, Al-Si-Cu) and copper wire composition (Cu 4N, Cu alloy 2N)

4.Experimental activity to continue a reliability stress matrix already in place at different temperature conditions, and possibly start new / complementary experimental cells.

Activity includes engineering samples phyisical analysis in different stress conditions, electrical tests readouts and analysis to characterize IMCs integrity and composition. The focus will be the study of ultimate ageing effects, possibly leading to loss of electrical functionality. Some of those measurements could be carried out directly by the thesis student, some measurements will be carried out by internal labs or university labs.

Profile

Who are we looking for:

  • Bachelor's degree in material science / engineering or physics or chemistry
  • Attitude to develop experimental activities with adequate scientific depth aimed at modeling the involved phenomena.
  • Teamwork and open communication
